All-Electrical Control and Temperature Dependence of the Spin and Valley Hall Effect in Monolayer WSe<sub>2</sub> Transistors

Heavy metal-based two-dimensional van der Waals materials have a large, coupled spin and valley Hall effect (SVHE) that has potential use in spintronics valleytronics. Optical measurements of the SVHE largely been performed below 30 K, understanding SVHE-induced spin/valley polarizations can be electrically generated is limited. Here, we study monolayer p-type tungsten diselenide (WSe2). Kerr rotation (KR) show spatial distribution at different temperatures, its persistence up to 160 it modulated via gate drain bias. A drift diffusion model together with reflection measurement four-port electrical used interpret KR data. lower-bound lifetime predicted 40 ns mean free path 240 nm 90 2 orders magnitude higher than previous work uses similar methods. The polarization on edge calculated ∼4% 45 K. These results are important steps toward practical SVHE.
